Description
Die Erfindung betrifft eine Vorrichtung zum Transport von scheibenförmigen Gegenständen, insbesondere Substraten von Wafern, mit an ihren Austrittsenden jeweils mit einer Vertiefung versehenen Gasdüsen, durch die Gas gegen die Unterseite der Gegenstände geleitet wirdThe invention relates to a device for transporting disk-shaped objects, in particular substrates of wafers, each with a recess at their outlet ends provided gas nozzles through which gas is directed against the underside of the objects
There are various types of treatment for disc-shaped objects of various types Transport systems known. In the treatment line it can be, for. B. to paint or Coating plants or heat treatment plants. There are some Materials, especially in the semiconductor field, the requirement that the material not by the Transport route and should be contaminated by the treatment plant itself.
Known solutions, e.g. B. for high temperature treatment of semiconductor substrates, by means of a Metallic conveyor belt in continuous operation have the disadvantage that the substrates in the required high temperatures considerably by diffusion of metal ions from the trans port strap can be contaminated.
So far, this can only be countered by a batch operation. Devices for the Char Genbetrieb generally consist of a high-temperature resistant process tube made of high-purity Quartz glass or silicon carbide. A heater surrounding this process tube heats the effective space formed by the process tube to process temperature. The Ge to be treated objects are removed from the plastic transport substrate carrier and placed in quartz glass or silicon carbide process substrate carriers that are specifically only for high temperature treatment lungs device used are generally arranged standing so that their surfaces normal towards the process tube axis.
Using a paddle, also made of silicon carbide or quartz glass, the Pro zess substrate carrier moved into the process tube together with the substrates. Depending on the Process requirements are either the substrate carrier in the process tube - the paddle extends again (softlanding system) - or remain on the during the processing time the paddles remaining in the process tube (cantilever system).
After closing the process tube, the temperature is adjusted to the pre given setpoint. The process tube is then rinsed to displace the reverse training atmosphere and the actual processing under the influence of temperature and pro cess gas atmosphere at a given pressure.
After processing has been completed, the process gases are flushed out again as well as a temperature adjustment to the specified exit temperature.
Using the paddle, the process substrate carriers with the treated substrates are removed and after cooling to approx. room temperature in device-bound process substrate removed from carriers and placed in plastic transport substrate carriers.
The process described guarantees the highest level of purity, since the entire effective space and everyone are in one objects located there including the substrates to be treated exclusively the high-purity materials quartz glass and silicon carbide. Therefore, with such devices - especially in microelectronics - the best possible process results achieved.
On the other hand, the method has disadvantages with regard to process organization, the Yield and productivity linked.
The main disadvantages result from batch operation. Batch operation (up to 400 Substrates per batch can be processed at the same time) causes an unfavorable dis continuous production flow. There is also a reloading of the transport substrate carrier in front Directional temperature-resistant process substrate carriers are required. Especially with very thin ones Semiconductor substrates is associated with a certain breakage rate of the substrates. The ste The arrangement of the substrates in slots of the process substrate carrier is also a me unfavorable arrangement. In addition, the substrate Fragments are a problem.
Another disadvantage is that the process conditions are entered individually for each batch and must be reversed after the end of treatment (Tem temperature compensation, gas exchange). The main reason is that to deal with the substrates rest during the actual treatment step and the transport processes in upstream or downstream temporal phases with uncritical gas and temperature conditions be relocated.
B. aus der DE-OS 32 42 944, der US-PS 4 081 201 oder der US-PS 3 812 947.There is also air for the transport of disk-shaped objects in a normal atmosphere known pillow transport routes, such. B. from DE-OS 32 42 944, US-PS 4 081 201 or U.S. Patent 3,812,947.
Common to these solutions is the gas leakage from nozzles within a surface.
Material stresses in the substrate, caused by high process temperatures, would result however easy to crumble and possibly also to a total break. This fragment The corner and splinters then remained between the nozzles of the transport surfaces, so that the Damming substrate flow at these obstacles and thus to considerable production disruptions would lead. The usual air cushion transport routes are therefore unsuitable where on due to the thermal and / or mechanical process conditions, slight splintering or Material breaks occur.
From IBM Technical Disclosure Bulletin, Vol. 18, No. 6, Nov. 1975, p. 1865 is one with nozzles Provided air routing system for transporting wafers into or out of an Ori entation station for these wafers known. There is one right at the outlet of each nozzle angular limited recess provided. If in such a depression fragments of the to transporting objects penetrate and ge in the lower edge region of the recess long, then they are in a dead zone from which they flow through the gas in the area the deepening can no longer be carried out. This then results in faults that can lead to blockage of the individual nozzles.
In the known device, the air is supplied to the nozzles through holes, wherein these holes run through a sandwich package of plates, so that a reliable The fragments of the objects to be transported cannot fall off.
The invention has for its object a device of the type mentioned admit that is chip and fragment tolerant.
According to the invention the object is achieved in such a device in that the Ver depressions have a trough-shaped cross-section that between adjacent nozzles each a downward-reaching, for receiving fragments of the disc-shaped objects suitable space remains free and that the device is contamination-free, continuous or ge clocks works.
The gas nozzles are preferably arranged in at least two rows of nozzles expediently point in the transport direction of the disk-shaped objects.
The gas cushion transport route has the advantage that fragments in the interim space between the gas nozzles. Clogging of the transport track is impossible.
The shape of the trough-like depressions can be different. So the deepening can Have the shape of a spherical cutout or simply be a hole opposite the Nozzle bore has an enlarged diameter.
The trough-shaped enlargement of the outlet opening of the gas nozzles has the advantage that small Particles cannot close the outlet opening because they flow through the gas trough-shaped depressions are thrown out of these again. Everyone's hollow The gas nozzle forms its own air cushion. The sum of the air cushions by those too transporting objects are covered, then give the load-bearing power for their weight.
With the solution z. B. High temperature treatments of semiconductor materials in continuous or quasi-continuous run mode can be made without a Contamination is caused by the transport system.
Hollow bodies with bevelled or rounded downward are suitable as nozzle bodies Top side or each hollow body having a single gas nozzle. In the first case the nozzle body can be designed so that the gas nozzles from the top of the hollow body emerge or these can be introduced directly into the hollow body, which is then appropriate run flat at the top. The troughs can also in particular in the latter case have the form of small slits which extend in the longitudinal direction of the hollow body.
Particles or fragments can thus freely go down into the space between the Fall through the nozzle body.
This can be supported by the fact that the rows of nozzles each have at least two Sections are divided and the sections of a row of nozzles opposite one or the other Rows of nozzles are offset in the transport direction of the disc-shaped objects. The Fragments then rotate and rotate when crossing a section boundary so that they can fall between the rows of nozzles.
The transport track has lateral guide strips for guiding the disk-shaped Objects. These are preferably designed so that they unite to the level of the transport path Have an angle of <90 °. In addition, the level of the transport path in its transverse direction be slightly inclined relative to the horizontal, so that the disc-shaped Objects are always guided on a guide bar.
It can be expediently provided that on each side of the transport path in the transport direction the disk-shaped objects in each case at least two guide strips one behind the other are arranged, with both rows of the guide rails against each other in the transport direction are offset. The disc-shaped objects can then not on both at the same time Bump the sides between the guide rails, where they may hang could stay.
In order to effect the transport movement of the disk-shaped objects, the Overall, the transport track should be slightly sloping. However, additional control nozzles can also be used be present, the gas jet in the direction of transport of the disc-shaped objects has pointing component.
A motion component can also be generated in that the vertical and in Direction of transport of the disc-shaped objects directed cross-section of the trough-shaped depressions of the gas nozzles is asymmetrical. Because of the different The resistance that the lifting gas then finds at the front and rear edge of the trough results a force component in the direction of transport. Supportive or as a measure on its own can also the gas jet of the gas nozzles in the transport direction of the disc-shaped Have object-pointing component.
The rows of nozzles are advantageously arranged so that one row of nozzles each under one Edge of the disc-shaped objects comes to rest, thus between the rows of nozzles there is enough space for larger fragments to fall through.
All parts of the transport path preferably consist of ceramic, quartz glass or the like Material from which there is no risk of contamination for the materials to be treated.
In certain cases it can also be provided for the protection of sensitive goods to be transported this is placed on carrier plates, which by means of the gas cushion transport through the Treatment route are transported.
In den zugehörigen Zeichnungen zeigenThe invention will be explained below using several exemplary embodiments. In the show associated drawings

In Fig. 1 shows a possible form of nozzle is illustrated. A gas nozzle 1 , consisting of a nozzle body 1.1 , a gas cushion recess 1.2 and a nozzle bore 1.3 serves as a partial support element for a substrate 2 . Both air and other gases, e.g. B. process gases; be used. In order to keep the flow resistance in front of the nozzle bore 1.3 small, a gas feeder bore 1.4 is provided with a substantially larger cross section than the nozzle bore 1.3 . If the gas cushion recess 1.2 is not covered by a substrate 2 , the gas jet can spread out of the nozzle bore 1.3 unhindered. However, the further the gas cushion trough 1.2 is covered by an incoming substrate 2 , the higher the pressure in the gas cushion trough 1.2 and the turbulence of the flow. The turbulence causes substrate crumbs or substrate fragments lying in it to be thrown out and the pressure leads to a load-bearing gas cushion, with the substrate 2 already being lifted or carried and passed on by the preceding, still covered gas nozzles 1 .
Fig. 2 zeigt einen möglichen Gesamtaufbau einer Gaskissentransportstrecke. Fig. 2 shows a possible overall structure of a gas cushion transport route. Brackets 5 and two gas distribution pipes 3 form the basic structure lying on a base. Two boundary strips 4 'and 4 "guide the substrates 2 along the transport path. In order to avoid tilting, the boundary strips 4 ' and 4 " have an angle of <90 ° to the plane of the substrate surface. If fragments, splinters or crumbs arise, they can slide off the gas distribution pipe 3 or fall through spaces 7 ', 7 "and 7 "". The gas supply is provided centrally via a connection 3.1 on the gas distribution pipes 3 .
Fig. 3 shows a further embodiment in which the gas distribution and the basic structure is formed by two or more roof-shaped bevelled hollow strips 8 . Brackets 9 fastened to the hollow strips 8 receive limiting strips 10 'and 10 "for guiding the substrates 2. In this exemplary embodiment, too, fragments, crumbs or splinters can slide off a roof slope 8.2 or through the spaces 7 ', 7 " and 7 ''' fall through.
FIGS. 4 to 7 show a further embodiment with a similar basic structure in the several views. However, the use of outstanding nozzles 1 is dispensed with here. Nozzle bores or slots 18 and gas cushion depressions 12 for the gas supply are located directly in the gas distributor pipes 11 (see the enlarged illustration in FIG. 6). In order to build up an air cushion, the gas distributor pipes 11 are flat along the air outlet openings over a certain width 19 , thus parallel to the transport plane of the substrates 2 . By the use of round or otherwise chamfered gas distribution tubes 11 it is achieved that fragments '17 "or 17' can fall into spaces 17 ''. Furthermore, it is shown a possible anchoring of the device, for example in a high-temperature system. These cross members 15 are controlled by a The edge 14 is guided and sealed from the outside atmosphere with a seal 16. The crossbeams 15 are fixed outside the system, which has the advantage that the process described here is ensured in the event of temperature-related expansions in the system. The arrangement of the gas distributor pipes 11 This has the advantage that when the substrate breaks, there is a rotation of the large fragments, which then fall into the spaces 17 ', 17 "or 17 "'. This rotation is supported by a slight inclination of the limiting strips 13 .
