Durch diese Temperaturunterschiede kommt es beim Aufheizen der Prozesskammer zu unter-schiedlichen Wärmeausdehnungen, die zu unzulässig hohen Verspannungen der Teile führen können. Weiters können durch die Wärmeübertragung von der Prozesskammer über das Vakuumventil sehr hohe Energieverluste über das Vakuumventil auftreten, die im Bereich mehrerer kW liegen können. Aus der US 2008/0258091 A1 geht eine Vorrichtung zur Verbindung einer auf höhere Temperaturen aufheizbaren Prozesskammer mit einem Vakuumventil hervor, welches seinerseits mit einer Transferkammer verbunden ist. Hierbei durchsetzen Verbindungsschrauben, die in Gewindebohrungen in einer Wand des Ventils eingeschraubt sind, Durchtrittsöffnungen in einer Wand eines Flansches der Vakuum- kammer (=Prozesskammer) mit Spiel. Eine das Ventil gegenüber der Vakuumkammer abdichtende elastische Dichtung ist in einer Aufnahmenut in der Wand des Ventils angeordnet. In der Wand des Ventils sind weitere Vertiefungen ausgebildet, in denen Distanzteile angeordnet sind, welche über die Wand des Ventils etwas vorstehen und die maximale Annährung der Wand der Vakuumkammer an die Wand des Vakuumventils begrenzen. Die Distanzteile sind aus einem Material mit einem gegenüber der Wand der Vakuumkammer niedrigen Reibungskoeffizienten ausgebildet oder weisen eine Beschichtung mit einem solchen Material auf. Dadurch wird eine in Reinräumen unerwünschte Produktion von Partikeln bei der thermischen Ausdehnung der Vakuumkammer verringert und ein Gleiten der Wand der Vakuumkammer gegenüber der Wand des Vakuumventils ermöglicht. Zudem sind diese Abstandsteile aus einem Material mit einer geringen Wärmeleitfähigkeit ausgebildet, um den Wärmeübergang zwischen der Vakuumkammer und dem Vakuumventil zu verringern. Durch Verspannungen in Folge von Wärmeausdehnungen werden diese Momente noch erhöht.
